GaN-based transistors for power electronics

- GaN-based transistors are very promising for power electronics because of superior material properties, including a high critical electric field and high electron velocity. After a brief review of GaN technology, we will describe advances made in our group which promise to help GaN-based power transistors achieve their full potential. We have developed a new gate stack with high-k dielectrics improve electrical performance while allowing for greater process flexibility. In addition, we have demonstrated a new drain metallization scheme which has higher breakdown voltages than devices with a traditional metallization scheme.
